Bosch Process
18 μm/min high rate DRIE is realized by Samco' novel low-cost DRIE system RIE-400iPB. While controlling the shape with sufficient selectivity with the resist mask, we achieved to etch the pattern width of 50 μm and a depth of 128 μm by the Bosch process.
