Vertical etching of fluorine-containing polyimides
Waveguide core formation of polyimide by RIE-10NR, using a-Si as a mask and 10 μm etching of the polyimide. For optical waveguide applications, the polyimide contains fluorine to move the light-absorbing position from the communication wavelength.
